Abstract

This paper presents a 13.8-20.7 GHz variable-gain phase shifter (VGPS) for upper mid-Band 6G communication, fabricated in a 65-nm RF CMOS process. The proposed VGPS incorporates a loading effect-resilient I/Q signal generator, an impedance-invariant vector summer, an interstage matching network, a digital-to-analog converter (DAC), and a quadrant selection DPDT switch. The interconnection between the I/Q generator and the vector summer is impedance-matched to minimize reflection and improve the gain of the VGPS. The VGPS supports 6-bit phase and 7-bit gain control. Measurement results demonstrate a maximum insertion loss of -4.5 dB, with RMS phase and gain errors of 1.87° and 0.5 dB, respectively, across the operating frequency range.
